New Ways to High-Quality Bulk Scandium Nitride. — ScN was prepared in three
ways leading to single phase samples with low oxygen content in a broad
11- 244 different
range of particle sizes. Brownish transparent single crystals of ScN are obtained from
the elements (induction furnace, 1670 K, 2 h). As revealed by single crystal XRD, they
crystallize in the cubic space group Fm3m with Z = 4. Fine brown powders of
ScN (particle size ≈1 µm) are synthesized by thermal decomposition of Li3[ScN2].
Nanoscaled ScN (<200 nm) is prepared by nitridation of intermetallic Sc—In phases.
ScN represents an oxidation-resistant intrinsic semiconductor, however, it shows impurity-based metal-like electrical resistivity. — (NIEWA*, R.; ZHEREBTSOV, D. A.;
